Here you are looking at SPF-3143 low noise pHEMT gallium arsenide FET from RFMD / Sirenza Microdevices, housed in surface mount package. With its permium low noise figure at 3V biased and +31dBm OIP3 at 5V biased, the SPF-3143 is ideally suited to both battery powered and AC-powered environment and is ideal as a driver stage in LNA applications.
Note that they are brand new stock in original cut tape with device marking "F31Z", so bid with confidence.
